Knowledge*on Released the World Record Reliability Test Data
(>150 million hrs) for 6 inch InGaP HBTs

Knowledge*on Inc., a pure-play 6 inch InGaP/GaAs
HBT foundry service company, announced today that the company
achieved a world record of the reliability test data for 6 inch,
production ready, InGaP HBTs. It shows that activation energy of
1.98eV and a mean time to failure (MTTF)
of >1.5e8 hours at
Tj=125C, Vce=3.5V, Jc=25kA/cm2
which is equivalent to 17,000
years
lifetime (failure criteria : JESD22 -
A108B, P118). The tests were completed
using the manufacture-level, reliability test
tower which includes the automatic bias control feedback system
to maintain a constant current density and automatic temperature
control plates.
Furthermore, the HBTs have also been evaluated by
JEDEC¡¯s ACCELERATED
MOISTURE RESISTANCE - UNBIASED AUTOCLAVE
(JESD22-A102C) and (HAST) HIGHLY
ACCELERATED TEMPERATURE AND HUMIDITY STRESS TEST
(JESD22-A110B).
